Find   for  

16k1b - 4116

DIL16, require -5V, +5V and +12V. Refresh: 7b. Used in ZX Spectrum 16kB and 48kB.

32k1b - 4132

DIL16, damaged 4164, where only one half is working correctly. Used in ZX Spectrum 48kB.

64k1b - 4164

DIL16, one pin unused. Refresh: 7b, access: 150-200ns. Most popular in 8bit hardware.

256k1b - 41256

DIL16, all pins used, compatibile to 4164. Refresh: 8b, access: 100-120ns. Used in PC XT/AT286 and memory upgrades. Have high power consumption.

1M1b - 11000

DIL18, SOJ-26/20. Option for many PC AT 286 boards. In SOJ-26/20 case usually 9 of them on SIMM 30pin. Example codes: NN511000J, MCM511000AJ80, HY531000J-80, KM41C1000BJ-8.

4M1b - 4100

DIL20, SOJ-26/20. Usually 9 of them on SIMM 30pin. Example code: µPD424100.


16k4b - 4416

DIL18. Refresh: 7b. Column acessed in A1..A6. Quite popular in 8bit hardware (Spectravideo, Timex).

64k4b - 4464

DIL18. Refresh: 8b. Quite popular in 8bit hardware (Timex FDD).

256k4b - 44256, 414256

DIL20, SOJ-24, one pin unused. Refresh: 8b. Used in Sam Coupé.

1M4b - 4400

SOJ-24. Refresh: 9b, CBR, access: 70ns. Usually on SIMMs.

SOJ-24. Refresh: 10b, CBR, access: 60-70ns. Usually on 72pin SIMMs. Example codes: MT4C4M4E8, NT511740D5J.


4M9b - SIMM 30pin

This is maximal capacity, however 16M9b may exist, too. I have seen also 64kB ones. Available as 8b (no parity) or 9b (with parity).

8M36b - SIMM 72pin

Build as 1MB, 4MB, 16MB (single side) or 2MB, 8MB, 32MB (double side). Available as 32b (no parity) or 36b (with parity).
